N1 - Funding Information:
We have presented a novel method for measurement of surface charge distributions in wide-bandgap semiconductors. Applying our method to ZnO, we obtained the surface charge distribution profiles of both polar faces, and an experimental value of the spontaneous polarization in ZnO.
